- high precision and automated chip attachment and wirebonding (COB). The automated alignment of more than 10.000 chips in a pitch down to 400 µm and an accuracy of 5 µm.
- Huge variety of substrates such as ceramic, metal, PCB and flex.
- encapsulation utilizing transfer mould technology, epoxy cast moulding or package frames filled with epoxy, silicon or acrylats as well as premoulded caps, glass window filter, lenses or other optical elements.
